RFMD/Triquint has some unpackaged devices good for up to 90 watts at 10 
GHz. The TGF2023 family, highest power is 90 watts out. TGF2023-20. That 
or the 50 watt device is about $235. Unfortunately its very hard to use. 
Needs to be soldered to a heat spreader with a gold/tin alloy and then 
connected to the circuit with gold wire ball bonding. There are 16 input 
pads and more than that area on the output side of the chip .83 x 4.56mm 
and the power added efficiency is 56% way up from the 1 to 15% of the 
5061. Few of us have ball bonding equipment, probably only WA1MBA and 
CT1CMK. I think there will be a presentation at MUD next week about such 
devices, maybe not in the printed proceedings. I wonder if some scheme 
of flip chip could be devised to get around the ball bonding?

The GIE's price fiddling with a surplus TWT is practical. I have one, 
but Varian hasn't admitted making it or its power requirements and 
performance. A VTX-2612 E2, reputed to be rated at 10 watts and offered 
"refurbished" by numerous on line stores (but never with data). I 
suppose to them refurbished, means the dirt washed off, probably not the 
power output confirmed or even the condition of the heater confirmed. Or 
maybe its one of those part numbers any number of places are willing to 
bid, and then will start searching for parts to bid or relable to fit 
the bid.
